Electron Mobility and Energy Relaxation Time in AlGa As

Abstract

Measurements of the energy relaxation time (Te) for electrons was performed from 1.6 to 15K under quasiequilibrium conditions. The Value and temperature dependence of Te and <Q> for T <4k agree with calculations based on piezoelectric and deformation potential acoustic phonon scattering. AT 4.2K. τe does not depend upon T for temperature T > 4 K.
